For 縣市, I am pretty sure that you should translate it as County/City. I originally resided in Taipei County which has now been renamed as New Taipei City because of having a higher degree of urbanization. Thus, county and city are two different administrative regions in Taiwan.

However, for 鄉鎮市區, it seems that no consensus has been reached. For example, 縣市合併後,鄉鎮市公所改區公所,英文名稱應該怎麼拼?有的公所採用Township,有的則用District...

Note to reference poster
Asker: I currently have the first as District/City/County and the second as Township/District. I suppose I could always tell the client that they need to change the form, but I want to see if there actually is a somewhat non-clumsy way to represent this.

Asker: After review I think I can go with City/County for the first option, which leaves Township/District as the second.
